23.10.2020: Timo Kordass successfully completed his doctorate on laser-assisted processes for mechatronic package assemblies

Timo Kordass successfully completed his doctorate at the institute FAPS by defending the topic of “Laser-assisted process for the selective metallization of epoxy resin-based thermosets to increase the integration density for three-dimensional mechatronic package assemblies”.

The steady increase in the integration density of modern mechatronic applications requires the reduction of the interconnect structures on almost all assembly levels. With the help of his research results, Timo Kordass impressively shows how an improved thermomechanical adaptation within the multi-material composite between polymer substrates and selective-additive metallization will further enable a successful reduction of the fine-pitch in the future.

In particular, he was able to show the functional mechanisms of laser processing, chemical-catalytic reduction, hydrophilization and adhesion, as well as their mutual dependencies, and to draw comparisons to established technologies through quantitatively reliability studies.
